WR-2.2-Band (330-500 GHz) Packaged Resonant Tunneling Diode Receiver Module for Terahertz Communications

Resonant tunneling diodes (RTDs) have been widely adopted to implement communication systems in the terahertz (THz) range. This study presents a package of the RTD for a THz receiver at the WR-2.2 band (330-500 GHz). In this package, the near-unity transmission effective medium waveguide composed of high-resistivity silicon and air is employed. A novel planar antenna integrated with the RTD chip maximizes the coupling efficiency to the silicon waveguide. The simulated bandwidth of the module is 170 GHz. The maximum error-free data rate of the module is 30 Gbit/s for direction connection to a transmitter. We also demonstrated wireless communication of 25 Gbit/s in a distance of 3 cm at 350 GHz.
