Design and Simulation Analysis of GaN-Based Resonant Cavity Micro-LED for Display Applications

Micro-LED has the advantages of self-illumination, high efficiency, high response frequency, low power consumption, high integration, high stability, etc., and has a wide range of application prospects in smart wear, AR/VR display, 3D display and other scenarios. Due to the inconsistent light output requirements of different display scenarios, Micro-LED need to be combined with optical structures for luminous control. Traditional miniature LED devices emit a Lambertian distribution, requiring multiple optics to be stacked in the display, resulting in a large and inefficient system with limited viewing area and viewpoint. We propose and study a single-chip Micro-LED with integrated resonator (RC Micro-LED), RC Micro-LED has great potential in high light efficiency, wide viewing angle and high definition contrast display. However, the current design and research of resonator miniature light-emitting diodes have not yet elucidated the influence mechanism of resonator geometric parameter changes on the regulation of device optical output. In this paper, the finite differential time domain (FDTD) method is used to study the influence of Micro-LED with resonator structure on the optical output regulation of the device compared with the traditional MicroLED without resonator structure, and the influence of changing the resonator geometric parameters (including the thickness of the resonator and the shape of the cross-section) on the optical output control of the device is studied. This study provides guidance for the design and manufacture of GaN resonator Micro-LED and promotes their application in displays.
