Effects of different catalysts on epoxy molding compound

Abstract
There are many factors that affect the glass transition temperature (Tg) and adhesion (EMC) of epoxy molding compound (EMC). The type of epoxy resin is critical, but the effects of catalysts are often overlooked. In this paper, the effects of different types of catalysts on Tg and adhesion were studied. The studies have shown that imidazole has the highest Tg, while amines and organic phosphorus have relatively low Tg. In terms of bonding performance, both imidazole and amines have good adhesion to copper, while organic phosphorus has good adhesion to silver. In addition, the modulus and CTE were also affected.
