Large-Signal Device Model Verification for Resonant Tunneling Diode Oscillator

Resonant tunneling diode oscillators are promising devices for integrated electronic THz sources. An on-chip antenna serves as a radiating aperture and provides the necessary reactance to complete the oscillator circuit. Here we demonstrate the combination of a matched THz slot antenna with a previously derived RTD device model forming an oscillator circuit operating at 378 GHz. Free-space radiative far-field RF measurements are carried out on fabricated integrated RTDs with a matched on-chip slot antenna, indicating good reproduction of the RTD device parameters and geometric control of the antenna structure, resulting in a less than 2% deviation between the designed and measured oscillation frequency.
