Abstract

We present a coherent receiver chip based on flipped uni-travelling carrier (UTC) photodiodes. The UTC photodiodes allow for better linearity with up to 1.2 dBm RF output power and a bandwidth of 39 GHz. By flipping the active structure, the quantum efficiency is maximized for QKD applications.
