Separate Absorption, Charge, and Multiplication Avalanche Photodiode with a Digital Alloy Al0.05 In0.95 As0.93 Sb0.07 Absorber for Mid-IR Detection

We demonstrate a separate absorption, charge, and multiplication avalanche photodiode utilizing a digitally grown Al 0.05 In 0.95 As 0.93 Sb 0.07 absorber and Al 0.7 In 0.3 As 0.27 Sb 0.73 multiplier. The device has a unity gain external quantum efficiency of 39% and gains up to 165 under 2-μm illumination at 100 K.
