900 MHz Differential Power Amplifier IC Using 55 nm CMOS Technology

摘要
This paper presents a differential power amplifier integrated circuit (PAIC) based on the 55 nm Complementary metal-oxide-semiconductor (CMOS) process for the 900 MHz band. The two-stage CMOS PA was designed to have optimized efficiency and linearity using second-harmonic control circuits at the source and drain of the main stage. RC feedback and cross-coupled capacitor were adopted for stabilization. The implemented PAIC delivers the linear gain of more than 25 dB and the output power of more than 27.2 dBm at the center frequency of 900 MHz.
