A Cryogenic Readout Integrated Circuit Designed For the Blocked-Impurity-Band Terahertz Detector

This article proposes a cryogenic readout integrated circuit (ROIC) for the blocked-impurity-band (BIB) Terahertz detector. The cryogenic ROIC is composed of a capacitance transimpedance amplifier (CTIA) input-stage circuit, a correlated double sampling (CDS) circuit and an output-stage circuit. The circuit design is based on a cryogenic MOSFET model obtained by optimizing some parameters of BSIM4 according to previous cryogenic test results. The ROIC and BIB detector are interconnected by wire bonding, and the output characteristics are measured at 6K. Our result shows that the circuit has realized the design function under cryogenic conditions.
