摘要
We experimentally demonstrated two-section high power 1.27-µm single-mode DFB lasers with high single-mode yield for photonic-integration. The fabricated laser exhibited a stable single-mode operation with the output power above 70-mW and slope efficiency over 0.42-mW/mA.
