A Q-Band Current-Reused Frequency Doubler With High Odd-Harmonic Rejection

This paper proposes a balanced frequency doubler using a current-reuse topology in 0.1 mu m GaAs PHEMT Process. A multi-coupled lines Marchand balun was adopted to achieve high degree odd-harmonic rejection in the broadband range. A followed buffer stage was implemented in current-reuse configuration to further enhance the required second harmonic with low dc power consumption. The simulated output power of the proposed doubler is from 6 to 9dBm with 16% peak efficiency and 6dB peak conversion gain from 33 to 45GHz for a 3dBm input power. The simulated odd-harmonic rejection is great than 52dB between 33 and 45 GHz, which demonstrates the highest odd-harmonic rejection across the band compared to the previously works.
