改进两温区气相输运法合成磷锗锌多晶材料

Abstract
按富P0.5%配料工艺,采用改进的两温区气相输运法合成ZnGeP2多晶原料,既简化了传统两温区法的装料工艺,又有效避免了合成安瓿爆炸,提高了合成产量.经XRD,SEM,EDS分析结果表明:新方法合成的ZnGeP2多晶原料纯度高,具有黄铜矿结构,空间群为42m,晶格常数a=b=0.5456 nm,c=1.0691 nm,多晶料的组成元素原子比Zn: Ge:P=1:0.95:2.06,接近ZnGeP2的理想化学配比Zn: Ge:P=1:1:2.以此为原料,用坩埚下降法生长出等径尺寸约为φ25 mm×50 mm的ZnGeP2单晶体.
