稀土Y对Sn-58Bi焊料合金组织性能的影响

Abstract
在真空熔炼炉中采用氮气气氛保护方法熔炼制备不同Y含量的Sn-58Bi-xY(x=0.0%,0.1%,0.2%,0.3%,0.4%,0.5%(质量分数,下同))合金,研究不同含量的稀土Y对Sn-58Bi合金的组织、熔化特性、润湿性及剪切强度的影响,并分析稀土Y对Sn-58Bi/Cu焊点形成过程及其焊点剪切强度的影响.结果表明:稀土Y能细化Sn-58Bi合金铸态组织,Sn-58Bi-xY合金的组织为富Sn相、富Bi相以及两相形成的层片状共晶组织,稀土元素Y会在Bi中固溶、富集;稀土Y对Sn-58Bi合金的熔点、熔程影响较小;Y的添加,降低了合金的润湿性能,但能提高焊料的硬度且在0.4% 时焊料硬度达到最大值24.18HV;稀土Y能提高Sn-58Bi-xY/Cu焊点的剪切强度,在0.2%Y时Sn-58Bi-xY/Cu焊点剪切强度达53.55 MPa;Y能促进Sn-58Bi焊料与Cu在焊接过程中的反应并形成Cu6Sn5金属间化合物.
