A 140 GHz Transceiver for $4 imes 4$ Beamforming Short-Range Communication in 65nm CMOS

This paper presents a 140 GHz transceiver (TRX) for $4\times 4$ beamforming short-range communication in 65 nm CMOS process. It consists of a LO generator with phase shifter function, which includes LO buffer, frequency-doubler and phase shifter in LO path with low gain variation among different phase shifting states. A prototyped transceiver was fabricated in TSMC 65 nm CMOS process with an area of 4.5 mm2 and measured of maximum data rate up to 10 Gb/s.
