Design and fabrication of low-deformation micro-bolometers for THz detectors

•Low deformation THz micro-bolometers were designed and investigated.•The focal plane arrays constructed by the as-designed micro-bolometers were fabricated.•Using a DOE orthogonal method, the simulation time can be significantly shortened.•The measured deformations for the multilayer micro-bolometers agree with the simulated results.
