A monolithic integrated dual-wavelength of VCSEL using electrically pumped 9xx nm to optically pump 1064 nm

Abstract
Vertical cavity surface emitting laser (VCSEL), which emits laser along the wafer surface, is a traditional semiconductor laser. However, the dual-wavelength output via primary epitaxial growth is the hotspot of researches on the semiconductor lasers all the time. In order to realize the dual-wavelength output, an integrated VCSEL was designed, which the 9xx nm VCSEL was electrically pumped. Partial 9xx nm laser emitted through the bottom DBR, and part of the light entered the 1064 nm active region through the monolithic DBR and worked as pump light to pump 1064 nm VCSEL. The light pump achieved 1064nm lasing in the opposite direction of 9xx nm. Such an integrated dual-wavelength VCSEL will be useful for application in a medical system.
