Design of a 220GHz subharmonic mixer based on plannar schottky diode

This article divides diode model into passive linear model and active nonlinear model, and then builds the precise diode model with high frequency parasitic effect. On this basis, a global accurate equivalent circuit model of mixer is proposed and a 220GHz subharmonic mixer is designed. The measured results show that the single sideband conversion loss of the mixer is less than 9 dB over the bandwidth of 208 to 229 GHz, using 4.3mW of local oscillator power. The minimum conversion loss of 6.3dB is measured at 227GHz. The average effective noise temperature of the mixer between 212 similar to 228GHz is less than 900K. This mixer can be used in terahertz high speed wireless communication system.
