Low dark current in mid-infrared type-II superlattice heterojunction photodiodes
Infrared Physics & Technology(2017)
Abstract
•Dark current reduction in InAs/GaSb T2SL heterojunction diodes for the MWIR.•The dark current was reduced by a factor of over 100 compared to a pn-homojunction.•The photo current remains unaffected by introducing the heterojunction.•Lowest reported dark current for T2SL-detectors operating in the MWIR.
