Heterogeneously Integrated Ingaas And Si Membrane Four Color Focal Plane Arrays

We report here the design and fabrication of transfer-printed four -color multi-junction 4x4 Si/InGaAs membrane photodetector focal plane arrays. Based on the penetration depth dependent absorption of different wavelengths, filter-free color detection can be obtained via four-junction photocurrent measurement and imaging fusion processes.
