Characteristics analysis of SiC JFET SJEP120R063 and application in inverter

The paper introduced the characteristics of SiC JFET SJEP120R063,it can improve high power inverter's switching frequency and work efficiency owed to its lower switching loss,designed three phase inverter based on SJEP120R063,the component has lower drain-source on-resistance and forward loss.Experimental results indicate that the efficiency of SJEP120R063 inverter can be improved to 98%.
