在宽禁带半导体功率器件及集成电路等领域做出大量原创贡献,包括:研制新型GaN增强型功率器件,性能处于国际领先水平;建立GaN动态阈值电压理论;研制GaN p沟道晶体管,推动GaN CMOS集成电路的发展。在IEDM、EDL、TED、ISPSD等著名学术期刊/会议发表论文130余篇,其中一作/通讯作者论文40余篇,授权/申请专利20余项。
